| Sumario: | Results on the temperature dependence of the threshold current density for semiconductor lasers based in different materials are presented, emphasizing in GaInNAs devices. In this case the model considers, the radiative, mono-molecular and Auger recombination components. The monomolecular recombination coefficient (A) was taken independent of temperature; while the radiative coefficient (B) was taken as B≈T and for Auger coefficient (C) an exponential dependence was considered. These coefficients were used as adjustable parameters in the simulation. Results shown that while the monomolecular recombination is the main mechanism responsible for the increment of the threshold current with temperature the Auger component should be considered in all cases although with different weight related with the structure. Se presenta un estudio de la dependencia térmica de la corriente umbral en láseres de diferentes materiales haciendo énfasis los láseres en base a GaInNAs. En este caso se utilizó un modelo que incluye, la recombinación radiativa, la monomolecular y la Auger. El coeficiente de recombinación monomolecular (A ) se tomó independiente de la temperatura, mientras que para el coeficiente radiativo (B ) se utilizó una dependencia tipo B α T y para el coeficiente Auger (C) una variación exponencial. Estos coeficientes se utilizaron como parámetros de ajuste en la simulación. Los resultados muestran que la recombinación monomolecular es el mecanismo dominante en estos dispositivos y que la recombinación Auger debe tenerse en cuenta en todos los casos aunque con diferente peso según la estructura. |
